How AMD Is Using Chiplets in CPU Designs

As the limits of the number of transistors designers can pack on a single chip are reached, both Advanced Micro Devices (AMD) and Intel are moving to multi-chip packages (AMD call them “chiplets” and Intel “tiles”) with high-speed interconnects for their high-end CPUs. AMD is leveraging this technology to re-use standard chiplets across a family of processors for server, workstation, and desktop processors.
